優れた電気的特性を有する半導体薄膜を開発 〜ガラス上ゲルマニウム薄膜の正孔移動度を大幅に向上〜

筑波大学数理物質系 都甲薫准教授、末益崇教授らの研究グループは、ガラス上に合成した半導体薄膜として最高の正孔移動度を持つゲルマニウム(Ge)薄膜の開発に成功しました。

本研究では、簡便な固相成長法を用いてガラス上に多結晶Ge薄膜を低温合成するとともに、その前駆体となるGe薄膜の密度に着眼しました。その結果、高密度かつ非晶質のGe薄膜を前駆体に用いることにより、固相成長後の多結晶Ge薄膜の結晶粒が劇的に大きくなり、正孔移動度が飛躍的に向上することを発見しました。今回得られた正孔移動度は、絶縁体上に低温合成したあらゆる半導体薄膜の中で最高の値です。
